High-temperature lasing characteristics of ZnO epilayers

Abstract

The high-temperature lasing characteristics of ZnO epilayers was studied using electron-hole-plasma (EHP) method. The strained ZnO epilayers with nanostructures were proposed to sustain coherent random lasing at high temperature. It was found that the ZnO epilayers could achieve lasing upto 570 K and the corresponding characteristic temperature could be as high as 127 K. The studies suggested that the potential of using ZnO to fabricate high-temperature UV excitonic lasers.
